The younglings had to die, if a single one of them had escaped they could have put up a formidable resistance to the empire and endangered the sith principality. Besides, Anakin had orders and at this point we are beyond good and evil. In his mind there was only the world that he wanted to make safe for Padme, and I'm pretty sure you would kill younglings to ensure the safety of your loved ones. My point still stands.
